High-Efficiency Beyond-110-GHz-Bandwidth 4-Vppd InP-DHBT Linear Modulator Driver for Beyond-200-GBd Optical Transceivers
Overview & Synopsis
We report on a beyond-110-GHz bandwidth 4-Vppd output swing linear modulator driver, implemented in 0.5-µm indium phosphide (InP) double heterojunction bipolar transistors (DHBT). Using an R-C base ballast in the output stage, the opencollector driver shows reduced (excess) gain peaking, group delay variation and improved stability above 50 GHz. To the authors' knowledge, this driver achieves the highest reported output stage efficiency FoM of 7.4 GBd and the best complete-IC efficiency FoM (2.3 GBd) and THD (2.8% at 4-Vppd) for beyond-100-GHz bandwidth lumped drivers, without any Digital Signal Processing.
